170GHz二倍频器2路功率合成技术研究

    • 摘要: 文章研究并实现了基于170 GHz二倍频器2路的功率合成。采用三维电磁场仿真设计并实现了E面T型功分/功合器。功率分配器采用WR10标准波导,80 GHz~95 GHz频带内,插入损耗在0.2 dB左右,端口2和端口3之间隔离度在6 dB左右。输出功率合成器采用WR5标准波导,160 GHz~185 GHz频带内,插入损耗在0.4 dB左右,端口2和端口3之间隔离度在6 dB左右。采用GaAs肖特基二极管单片集成技术设计并制备单路二倍频器,以满足一致性要求;基于170 GHz二倍频器2路功率合成的测试结果表明,输入功率在600 mW~800 mW之间,163 GHz~178 GHz的输出功率在110 mW~264 mW,合成效率在80%以上。在171 GHz的频点下,峰值输出功率可达264 mW,峰值合成效率达到92%。

       

      Abstract: In this paper, the design on 2-Way power combined for 170 GHz doubler is studied and realized. The E-plane Y-type power divider/power adapter is designed and realized by using 3D electromagnetic simulator. The power divider adopts WR10 standard waveguide, with an insertion loss of about 0.2 dB in the 80 GHz~95 GHz frequency band, and an isolation of about 6 dB between ports 2 and 3. The output power combiner adopts WR5 standard waveguide, with an insertion loss of about 0.4 dB in the 160 GHz~185 GHz frequency band, and an isolation of about 6 dB between ports 2 and 3. In order to meet the consistency requirements, the 170 GHz doubler was designed and manufactured using GaAs monolithic microwave integrated circuit process. The test results show that when the input power is between 600 mW~800 mW, the output power of 163 GHz~178 GHz is between 110 mW~264 mW, and the power-combined efficiency is over 80%. At the frequency of 171 GHz, the peak output power can reach 264 mW and the peak power-combined efficiency can reach 92%.
