    Research and design on a power pulse modulation circuit includes sequence control mode and over pulse width protection mode

    • According to the pulse width and frequency of the SAR system, the power pulse Modulation Circuit can translate the continues wave (CW) voltages into pulse modulation voltages, which can improves the efficiencyand reliabilityof the power GaN devices. In this paper, to meet the rising and falling time of the pulse modulating RF signals, as well as improve the reliability of the pulse modulation circuit, the implementation schemes of a novel high power pulse modulation circuit includes sequence control mode and over pulse width protection mode are described. Some of the theoretical analyses concerning the circuit aregiven;it is proved that the scheme is reasonable and actable according to the result of simulation and engineering practices. Experiments demonstrate that the pulse modulation voltage can reach 100V, the frequency of the pulse modulation can reach 500KHz, peak current can attain 20A,the rising and falling time of the voltage pulse of the drain modulation circuit is less than 30ns.
